摘要 介绍了大功率发光二极管(LED)的工作原理,总结和分析了国内外文献中关于电流、结温与环境湿度对大功率LED寿命影响的研究进展,指出结点温度是决定LED寿命的最重要因素,详细评述了国内外关于大功率LED的界面热阻优化、封装热沉和散热基板设计两个方面的研究进展,为改良LED散热结构和延长大功率LED的使用寿命提供了有效的理论依据及研究方向。 Working principle of high-power LED(Light Emitting Diode) was introduced,and progress in research of the effect of current,junction temperature and ambient humidity on lifetime of high-power LED reported in literatures was summarized and analyzed.It was found that junction temperature has important effect on lifetimes of high-power LED.In addition,interfacial thermal resistance optimization,packaging of high-power LED and design of heat transfer of heat sink were reviewed in detail,which provided an effective theoretical basis and research direction for enhancing efficiency of heat dissipation and extending lifetime of high-power LED.
