摘要
对一种响应近红外的新型量子光电探测器特性进行测试和分析,给出了2×8探测器阵列和读出电路的对接测试结果,设计初步的成像系统采集显示焦平面输出。探测器有一个-0.8V的阈值电压,偏压大于阈值电压后器件响应率远大于1A/W,且响应率随光照功率增大减小。2×8探测器阵列与设计的读出电路通过Si基板对接后在77K条件测试,读出电路的线性度好于99.5%,信噪比达到67dB,探测器偏压为-1.5V,积分时间为200μs时探测器率达到1.38×1010cmHz1/2/W,达到实际应用的要求。设计了数据采集卡和成像系统验证了对接样品的实用性。
A novel quantum photodetector response near infrared wavelength was presented and tested, a 2 × 8 detector amay prototype coupled with readout circuit integrated circult(R.OIC)was described and discussed in this paper, and principium imaging system was designed and presented at last.There is a threshold voltage of -0.8V of the detector, when bias voltage greater then threshold voltage responsibility bigger then 1A/W and decrease as light power increased.According to the unique characteristic of the detector, specialized readout circuit was designed and coupled with a 2 × 8 test prototype detector array.Measurement results of the detector and readout circuit have successfully verified at 77K.Linearity of the readout circuit is better than 99.5%.Signal to noise ratio achieves 67dB.The detectivity of the coupled prototype was estimated to be 1.38× 10^10cmHzl/2/W when detector was bias at -1.5V and integratiort time is 200μs, which meet the practical application demands.A validated data acquisition card and imaging system were designed and demonstrated to verify the coupled sample.
