摘要 本文从实验测量和数值模拟两个方面研究了不同波形、幅值及直流偏置下纹波电流对LED光效的影响。研究了LED的droop因子和电压电流曲线,用数值方法模拟纹波电流对LED光效的影响,并设计实验测量纹波电流对LED光效的实际影响。根据LED的droop效应,载流子溢出使LED外量子效率下降,是纹波电流使LED光效下降的物理机理。 In this paper, the influence of ripple current on LED efficacy is studied from experimental measurement and numerical simulation. Droop factor and voltage-current curve obtained by pulse heating experiment are used to stimulate the influence of ripple current on LED efficacy. Experiments are also designed to measure the influence of ripple current on LED efficacy. According to the droop effect, carrier overflow leads to the decrease of LED external quantum efficiency, which is the physical mechanism of LED efficacy decrease caused by ripple current.
