摘要
设计了一款工作频率为DC~35 GHz的超宽带单刀四掷开关单片集成电路,其单片电路内部集成了驱动2∶4译码器。通过ADS软件对多种开关电路拓扑进行优化,设计出了一种合理的开关结构。采用先进的E/D PHEMT工艺进行版图设计并进行了版图电磁场仿真验证,在GaAs PHEMT工艺线上进行了流片,对制作的芯片进行了在片测试,测试结果表明,在DC~35 GHz频率范围内,单刀四掷单片开关的插入损耗(IL)小于3.5 dB,隔离度大于30 dB,回波损耗小于-10 dB,易于控制,满足设计要求,在微波电路T/R组件中有很好的应用前景。目前未见同类超宽带单刀四掷单片开关的相关报道。
The uhra-wideband single-pole four-throw (SP4T) MMIC switch with the working frequency DC to 35 GHz was designed. A 2:4 encoder was integrated in the switch. With the ADS software, variety of switch circuit topologies were optimized, and a proper switch structure schematic diagram was designed. The layout of the switch was designed and also verified in EM simulation by the advanced E/D PHEMT process technology. The reasonable result was realized. The on-chip testing results show that the switch insertion loss (IL) is less than 3.5 dB, the isolation loss is better than 30 dB, the return loss less than - 10 dB in the frequency range of DC -35 GHz. The switch is easy to control and satisfies the design requirements. It boasts a bright prospect for the application of microwave T/R modules. Currently, similar reports on the ultra-wideband SP4T switch are not available.
