摘要
Cd1 - x Znx Te熔体组元平衡蒸汽压数据是晶体制备中必须考虑的重要热力学参数 .在光吸收法测定 Cd- Te熔体平衡蒸汽压的基础上运用热力学关系估算了 Cd1 - x Znx Te熔体的平衡蒸汽压 ,并在所得组元平衡分压下进行了Cd1 - x Znx 合金源控制下的 MVB法熔体生长 Cd0 .8Zn0 .2 Te晶体 ,获得的晶体电阻率为 9.3× 10 9Ω· cm,各方面性能均明显提高 ,可见此热力学估算是精确可行的 .
Thermodynamic Investigation on the Equilibrium Partial Pressuresover Cd1-x Znx Te MeltYANG Ju, SANG Wen- bin, QIAN Yong- biao, SHIWei- min,WANG Lin- jun, MIN Jia- hua, LIU Dong- hua( School of Material Science and Engineering,Shanghai U niversity,Shanghai2 0 180 0 ,China)Abstract:The equilibrium partial pressures over Cd Zn Te melt are important thermodynamicparameters,which must be considered in the course of crystal growth.The equilibrium partialpressures over Cd Te melt were measured by means of opticalabsorption method.Based on the abovedata and thermodynamic relationship,the equilibrium partial pressures over Cd Zn Te melt wereestimated. The crystal growth of Cd0 .8Zn0 .2 Te from the melt has been completed under preciselycontrolled partialpressuresof constituentprovided by Cd1-x Znx source.The resistivity of Cd0 .8Zn0 .2 Tecrystal obtained has reached up to about1 0 10 Ω· cm and all properties of the crystal have beenobviously improved.Therefore itis concluded thatthe above thermodynamic estimation isprecise andreasonable.Key words:Cd1-x Znx Te melt;equilibrium partial pressures;optical absorption measurement;thermodynamic relationship;melting growt
