摘要
本文研究了半磁性半导体Zn1-xMnxSe(0 .0 0 1≤x≤ 0 .0 10 )的光学吸收双稳态开关特性与Mn2 + 浓度的关系。对于x =0 .0 0 1的样品开关时间可达 0 .3ns。用一个光学吸收褪色模型分析解释了这个光学吸收双稳态开关时间和Mn2 + 浓度之间的关系。
The dependence of switch characteristics of the optical absorption bistability of the semimaganetic semiconductor Zn 1-x Mn xSe(0.001≤x≤0.010) on the content of Mn 2+ is investigated.The switch time can be 0.3ns for the samples of x=0.001.The relations between the switch time and concentration of Mn 2+ are analyzed by a bleaching absorption mode.
