半导体激光器光热光强调制的频率与相位特性 被引量:2

FREQUENCY AND PHASE CHARACTERISTICS OF PHOTOTHERMAL INTENSITY MODULATION OF LASER DIODE

摘要 本文在半导体激光器结温变化主要由限制层光热转化引起的情况下 ,通过求解热传导方程和速率方程得到半导体激光器光热光强调制的频率特性和相位特性 .分析表明理论同实验结果相一致 . From the thermal transform and rate equations,we deduce the frequency and phase characteristics of photothermal intensity modulation on condition that the variation of conjunction temperature of a laser diode is mainly caused by intensity change injected in the confinement layer.The characteristics are in good agreement with experimental results.
