摘要
在温度T =77K ,测量了GaAs/AlGaAs超晶格的光电流 ,观测到在ν =15 89cm-1有一个强电流峰 ,而在ν =1779,2 12 9和 2 40 1cm-1附近存在弱电流峰 .分析认为 ,这些电流峰与电子的波动性有关 .
Photocurrent spectrum of GaAs/AlGaAs superlattice at T = 77K was measured. A strong photocurrent peak at nu = 1589cm(-1) and several weak peaks at nu = 1779,2129 and 2401cm(-1) were observed. It was believed that these photocurrent peaks are relevant to waving of electron in superlattice. The calculated positions of peaks of photocurrent on the basis of the theory of electron waving are in good agreement with experimental results.
