摘要
碲化镉太阳电池的流行结构为n CdS p CdTe。通过对其能带结构的分析 ,采用ZnTe :Cu作背接触层 ,再在p CdTe和ZnTe :Cu之间引入不掺杂的ZnTe作过渡层 ,以改进这种电池的结特性和载流子收集。从实验上对三种结构的CdTe太阳电池进行了对比研究 ,结果表明复合的ZnTe ZnTe :Cu背接触层 ,的确能大幅度提高CdTe太阳电池的转换效率。这种结构的电池经电子 2 0 5计量站测试 ,转换效率已达 11 6 %。
The current structure of CdTe solar cells is n-CdS/p-CdTe.According to analysis of the energy band constructions of the solar cells,ZnTe:Cu layer is used as a back contact and an un-doped ZnTe layer is introduced as a buffer between p-CdTe and ZnTe:Cu layers,in order to improve the junction characteristics and carrier collection.The three structures of CdTe solar cells are fabricated and compared in experiments. Results show that a complex back contact ZnTe/ZnTe:Cu largely increass the efficiency of CdTe solar cells.The cells with complex back contact layer are measured by The Electronic Measurement Lab 205,and their highest efficiency is 11.6%.
