摘要 IGBT模块被广泛应用于电力电子各个领域,其运行的可靠性至关重要。键合线失效是IGBT模块最常见的一种失效模式,该文提出一种基于模块跨导的IGBT键合线老化失效状态的准在线监测方法,该方法能够准确辨识键合线老化失效过程。首先对键合线准在线状态监测的原理进行了详细的分析,设计模块跨导的测量电路和数据分析方案,通过实验测量确定了键合线脱落数量与模块跨导之间的定量关系,并进行了温度的归一化处理。理论分析和实验结果表明,所提基于模块跨导的IGBT键合线状态监测方法对键合线老化失效敏感,可在变流器停机时(如风机切除风速时、电动汽车停车时等)实行准在线监测,易于工程实现,对提高功率变流器的可靠性具有非常重要的意义。 Insulated gate bipolar transistor(IGBT) modules are widely used in power electronic applications and the reliable operation of the IGBT modules is of paramount importance. Since the failure of bond wires is one of the most dominant failure modes, a quasi-online condition monitoring method for bond wire failure based on module transconductance of IGBT modules was presented in this paper, which can accuratedly identify the aging process of the bond wires. Firstly, the principle of quasi-online condition monitoring of bond wires was analyzed in detail. And then, the measurement curcuit and data analysis scheme of the module transconductance were designed. Finally, the quantitative relationship between the number of bond wires lift-off and module transconductance was determined by experimental measurement, and the normalization of the temperatures are carried out. The theoretical analysis and experimental results show that condition monitoring method of bond wires in IGBTs based on the module transconductance is sensitive to the aging failure of the bond wires. The proposed method can be achieved in quasi-online when the converter is stopped(such as the wind speed cutting out, electric vehicle parking, and so on) and can be easily realized in a practical project, which is of great significance to the improvement of the reliability of power converters.
