摘要 研究了绝缘门极晶体管 (IGBT)关断时阳极电流最大下降率与结温的关系 ,在此基础上提出了利用阳极电流最大下降率识别 IGBT在线结温的方法 .此外 ,分析了阳极电流最大下降率的产生时刻及其与 IGBT过流状况的关系 ,并定义了参数Δt作为判别 IGBT过流状况的特征量 . The relation between the junction temperature and the peak rate of decrease of the anode current at IGBT turn off has been studied in this paper.On the basis of the research a convenient means of identifying IGBT operating junction temperature by the peak rate of decrease of anode current at turn off is proposed.Furthermore,analyzed for the first time is the occurring time of the peak rate of decrease of anode current at turn off and its relation with over current state.Finally.Δt is defined as a characteristic parameter to determine the IGBT over current.
