有机薄膜场效应晶体管的研制 被引量:7

摘要 采用聚四氟乙烯充当绝缘材料,利用全蒸镀法制备得到了有机薄膜场效应晶体管.源极和漏极采用氧化铟锡,半导体层和绝缘层分别由铜酞菁和聚四氟乙烯充当,栅极采用银电极.在利用光刻制备沟道长度为50μm的源极和漏极后,依次真空沉积铜酞菁层、聚四氟乙烯层和银层,得到器件的电子迁移率为1.1×10^(-6)cm^2·(V·s)^(-1),开关电流比大于500.
