摘要
分析了溅射产额的影响因素 ,并建立了产额模型。该模型能反映各种宏观工艺参数 ,便于工程应用。对钛靶的计算结果表明与实验结果相符。
The influence of the processing parameters on sputtering yield is analyzed and the model of the yield is established.The model includes different processing parameters and can be applied conveniently.The calculation results for Ti target show that the theoritical and experimental data fit well.
