摘要
提出了一种基于Matlab的IGBT热仿真新方法。基于此方法,利用Simulink和S-Function建立了TIM1500ESM33-TS型IGBT的器件损耗仿真模型,并将其应用在三相两电平SVPWM逆变器的仿真中。仿真结果表明,该方法不仅能获得比较精确的IGBT实时损耗、实时结温等重要指标,而且由于采用了IGBT实时工作电流作为仿真的输入变量,所以可适用于多种工况下的IGBT仿真。
It introduced a new method of IGBT thermal simulation based on Matlab. With this new method,thermal simulative model of TIM1500ESM33-TS type IGBT was built by Simulink and S-Function. It has been applied in the simulation of three-phase two-level SVPWM inverter. The simulation results show that this method can get accurate real-time power loss and real-time junction temperature of IGBT. Furthermore, this method has applied the real-time current as input variable, so it can be used to simulate IGBT under different work conditions.
