摘要
设计了一种小型化L波段高效率高增益脉冲功率放大模块,该模块使用微波混合集成电路技术,其体积比同等性能传统L波段功率放大器大大减小。测试结果表明,在工作电压36V、脉宽200μs、占空比10%时,L波段1.2~1.4GHz带宽内模块输出功率能达到80 W,增益近40dB,总效率大于40%,模块体积仅有25.5 mm×22.0mm×5.0mm。
A miniaturized L-band high gain power amplifier(PA)module of pulsed mode was designed.The PA module integrated GaAs Si multi-chip ICs.Compared to the traditional L-band power amplifier with the same performance,its size is much smaller.Measured results show the proposed device can deliver output power of 80 W,drain efficiency more than 40% and again of 40 dB,from 1.2to 1.4GHz at 200μs pulse width,with 10% duty cycle,36 Voperation voltage.The module′s size is only 25.5mm×22.0mm×5.0mm.
