摘要 在此使用MAST语言在Saber软件中建立了非对称型IGCT的集总电荷模型。应用IGCT通用测试电路测试电路对该模型进行了测试,给出了IGCT开通与关断时的实验与仿真波形,分析了造成两者差异的原因,证明了所建立模型的有效性。在此基础上,将该模型应用在IGCT并联研究中,仿真结果与实际实验中IGCT电流拥挤现象吻合。IGCT集总电荷模型兼顾了器件物理原理与仿真速度,在研究器件并联以及保护方面有一定的指导意义。 The MAST language is used to establish the model of the total charge model of asymmetric IGCT in Saber software.The model is tested by the test circuit which is given by data handbook.The experimental and simulation waveforms of IGCT are given,when the IGCT is turn-on and turn-off,and and compared in detail.The validity of the model is proved.On this basis ,the model is applied to the IGCT parallel, the simulation results are in agreement with the experimental results.The total charge model of the IGCT set is both the physical principle and the simulation speed of the device, and it has a certain guiding significance in the study of the parallel and the protection of the device.
