摘要
载流子迁移率是有机场效应晶体管(OFETs)的重要参数,直接决定了OFETs的功率和工作频率,对电子纸和射频标签等实际应用起到至关重要的作用。为了提高以聚(3-己基噻吩)(P3HT))和聚苯乙烯(PS)的混合物作为半导体材料的OFETs的载流子迁移率,提出利用结晶的乙酰丙酮镁来诱导P3HT在界面处结晶的方法。研究了使用不同量的乙酰丙酮镁掺杂的热交联聚乙烯基苯酚(CPVP)作为介电材料时OFETs性能的变化。结果表明,当在常用介电材料CPVP中掺杂适量乙酰丙酮镁(质量分数为0.6%)作为介电层时,器件的载流子迁移率达到最大(2.88×10-2 cm2/(V·s)),是单纯使用CPVP介电层时迁移率的11倍。
Carrier mobility is an important parameter for organic field-effect transistors(OFETs).It directly determines the output and operating frequency of OFETs,which is of key significance for practical applications of electronic paper and radio frequency identification tags.In order to improve carrier mobility of the OFETs using the poly(3-hexylthiophene)(P3HT)and polystyrene(PS)mixture as the semiconductor layer,the crystallization of P3 HT near the interlayer induced by the crystallized magnesium acetylacetonate is proposed.The property evolutions of OFETs with the concentration of magnesium acetylacetonate being doped into the cross-linked polyvinyl phenol(CPVP)to form the dielectric material are studied.The results indicate that when using proper concentration(0.6%)of magnesium acetylacetonate doped in widely used CPVP as dielectric layer,the carrier mobility of the device can reach a maximum of 2.88×10-2 cm2·V-1·s-1,which is about 11 times as high as the control device based on a pure CPVP dielectric layer.
