摘要
利用CREE公司生产的GaNHEMTCGH40035与其提供的GaNHEMT大信号模型在ADS仿真软件下进行宽带功率放大器的仿真和设计,并采用二项式变换器的宽带匹配技术进行宽带匹配电路的设计,设计了一款在0.5~2.5GHz频率范围内工作的功率放大器,仿真结果为增益大于12dB,输入输出回波损耗小于-12dB,最大饱和输出功率为45.348dBm,增益平坦度Δ±1.3dB,最大附加效率为48.2%。
we use the Cree company production of GaNHEMTCGH40035 and large signal model with the ADS software for simulation and design,and use the binomial transformer broadband matching technology for broadband match circuit design.we design the power amplifier at 0.5-2.5GHz frequency range.The simulation results are:the gain is more than 12 d B,the input and output return loss are less than -12 d B,the maximum saturated output power is 45.348 d Bm,the gain flatness is Δ±1.3d B and the maximum efficiency is 48.2%.
