热界面材料广泛地应用于电子设备中,用来降低发热元器件和散热冷板之间的热阻,起到加强散热的作用。电子设备热设计中非常重要的一个环节就是热界面材料,文中重点研究热界面材料的设计要点和设计方法。

Thermal Interface Materials(TIMs) are widely used in the microelectronics industry to reduce the thermal resistance between two contacting surfaces. One important issue of electronics thermal design is how to choose and use TIMs. This paper presents some important instructions and design methods of TIMs.
