摘要
SOI工艺因其独特的器件特性而被物联网时代所追捧。相对精准的器件模型显得愈加重要。这是在SOI器件特性和模型理论的基础上,采用PSP-SOI(PD)模型提取了一套完整的射频模型,并对模型进行了直流、交流、高频小信号以及大信号非线性等方面的一系列的验证,基本满足各项指标要求。证明了该模型在RF SOI领域的有效性。
SOl technology becomes more and more important in LOT world due to its special device characterization. An accurate model is the key for analog and RF applications. This paper descripts the modeling procedure using PSP-SOI (PD) model and shows good results during verification on DC, AC, RF small signal and also large signal non-linearity characterization. It is approved to be an effective model for RF SOl filed.
