摘要
基于多层膜的光学计算基本原理,模拟分析多结化合物太阳电池减反射膜的反射谱。模拟结果准确的反应了实际测量结果。以此为基础设计优化Ti O_x/Al_2O_3/MgF_2三层减反射膜,在GaInP/In_(0.01)GaAs/Ge三结太阳电池上实现了减反射膜对子电池响应电流的精确调节,并得到了子电池电流匹配的GaInP/In_(0.01)GaAs/Ge太阳电池,短路电流密度相比制备减反射膜前提升35.84%。
The reflection spectrum of anti-reflection film for multi-junction compound solar cell was simulated and analyzed based on the optical calculation theory of multilayer film. The simulation results agreed well with actual measurement results. The triple layer reflection films, TiO2/AlO3/MgF2 films were designed and optimized, which realized precise adjustment of the response current in GaInP/In0.01 GaAs/Ge triple junction solar cells, GaInP/In0.01 GaAs/Ge triple junction solar cells with current match of sub-cells were obtained, its short circuit current density was improved by 35.84% than the J∝ of solar cell without the anti-reflection film.
