镍离子浓度对电沉积镍组织结构的影响 被引量:2

Effect of nickel ion concentration on microstructure of nickel electrodeposition

摘要 用XRD和SEM等方法对不同镍离子浓度下电沉积镍的组织结构进行了表征。结果表明:电解液中镍离子浓度在50~90 g/L内,其浓度增大,电沉积镍的织构由(200)面转变为(111)面,晶粒尺寸呈减小趋势。当镍离子浓度在90 g/L时,镍沉积层的晶粒尺寸最小,约为40 nm。不同镍离子浓度下电沉积镍的晶面间距d、晶胞常数a等结构参数相差不大,镍离子浓度为70 g/L时,其晶格畸变和压应力最大。镍离子浓度较低时,电沉积镍微观表面不均匀,局部出现结晶粗大、晶粒大小不一致的现象。镍离子浓度增加,大尺寸晶粒团簇逐渐减少,晶粒团簇的均匀性得到改善。 Effect of nickel ion concentrations on the microstructure of the electrolytic nickels was investigated by means of SEM and XRD.The results show that the preferred orientation of electrolytic nickel transits from(200) crystal face to(111) crystal face,and the grain size decreases with increasing nickel ion concentration at the nickel ion concentration of 50-90 g·L-1. When the nickel ion concentration reaches90 g·L-1,the grain size reaches its minimum value about 40 nm. The structural parameters of electrolytic nickels which are electrodeposited at different nickel ion concentrations are similar. When the nickel ion concentration reaches 70 g·L-1,the electrolytic nickel has the highest lattice distortion and compressive stress. When the nickel ion concentration is lower,the surface of electrolytic nickel is not uniform,some coarse grains appear. With increase of nickel ions concentration,the size of large grain clusters reduce,the uniformity of grain clusters is improved.
