摘要
研究空间高能电子辐照对单结Ga As太阳电池组件短路电流、开路电压以及输出功率的影响,分析了组件电性能退化机理。高能电子辐照造成单结Ga As太阳电池组件导线及环氧树脂基板颜色加深;随辐照注量的增加,单结Ga As太阳电池组件短路电流、开路电压以及输出功率逐渐下降。当电子注量达到1.0×1015e/cm2时,电池组件输出功率下降到初始值的79.0%。组件电性能的退化主要是电池辐照损伤所致。
This paper studies the high energy electron irradiation effect on short circuit current, open circuit voltage and output power of single junction GaAs solar cell modules, analyzes the degradation mechanism of modules. The results indicate that high energy electron irradiation makes wire and epoxy resin substrate darken after test. The short circuit current, open circuit voltage and output power are decreased with increasing electron fluence. The degradation of solar cell modules output power can reach to 79 % of the initial value in case of 1.0×1015e/cm^2 electron fluence. High energy electron irradiation damage effect leads to the electrical property degradation of 6aAs solar cell modules.
