基于串联IGBT关断延时的门极补偿均压策略 被引量:2

摘要 绝缘栅双极型晶体管(IGBT)的串联在高电压开关快速切换过程中有着重要的应用。IGBT串联的核心问题是器件的均压。研究表明IGBT关断时间不一致是造成串联器件电压不均衡的主要原因。此处基于控制驱动电路板,提取IGBT关断不一致的延迟时间,给予门极信号控制电平对时间延迟进行补偿,改善均压效果,且根据延迟时间控制门极信号,使串联IGBT关断过程达到均压的效果。此处详细阐述了补偿过程,通过实验验证该方法的实际均压效果。 The series of insulated gate bipolar transistor(IGBT) is an important application in the high voltage switching process.The core problem of IGBT series is the average voltage of the devices.The research shows that the main reason for the voltage unbalance of the series devices is that the IGBT turn-off time is inconsistent.Based on the control drive board, pick up the delay time when each IGBT turn-off, the gate signal control is used to compensate the time delay, and the gate signal is controlled according to the delay time to average voltage.The compensation process is described in detail.The actual pressure balancing effect of the method is verified by experiments.
