摘要
富士电机对汽车大功率电动机的控制等所使用的大电流智能电源开关(IPS)进行了开发。因采用沟槽式(trench)结构的功率MOSFET(金属氧化物半导体场效应管)与控制集成电路(IC)的芯片叠芯片(chip on chip)结构,因此,在小型组件中实现了低通态阻抗(最大值5m)。为达到高的可靠性,配置了过电流和过热检测、低电压检测等保护功能。此外,因采用散热性良好的组件和并联连接时能量分配平衡的优良结构,由低通态阻抗导致电流增加,从而产生温度上升能得到抑制。
Fuji Electric has conducted development work on large-current intelligent power switch for the high power motor of vehicles. Since it adopts trench structure of power MOSFET and control integrated circuit' s chip-on-chip structure, it realizes lower on-state resistance (with the max value of only 5m Ω ). In order to secure high reliability, protection functions are equipped like overcurrent and overheat detection, low-voltage detection and etc. Besides, since it adopts components with great heat dissipation capacity as well as balanced structure in terms with energy distribution in parallel connection, low on-state resistance leads to the increase of current and thus restrain rising temperature.
