摘要
将遗传算法用于 HBT等效电路模型参数的提取并对其进行改进 ,改进后的遗传算法自动优化遗传、杂交和变异算子 ,节省了寻找最佳遗传、杂交和变异概率的时间并提高了提取参数的速度 .在 1~ 2 6 .5 GHz频率范围内 ,用改进的遗传算法提取了 Ga0 .4 9In0 .51 P/ Ga As HBT交流小信号等效电路模型的全部 16个参数 ,得到了令人满意的模拟与测量 S参数的比较结果 .
An improved global optimum genetic algorithm are described,reproduction,crossover and mutation operators are automatically optimized in the algorithm.The time searching the best of all reproduction,crossover and mutation operators is saved and the speed of parameter extraction is quickened.All 16 parameters of the Ga 0.49 In 0.51 P/GaAs hetero junction bipolar transistor (HBT) small signal equivalent circuit model are extracted from S parameters in the range of 1~26 5GHz.Excellent agreement between the modeled and measured device performance is achieved in a wide range of operating conditions.
