摘要 提出一种采用电流变化率对电力电子装置中的核心部件(IGBT)进行实时结温预测的方法。针对IGBT结温在线提取问题,对IGBT的关断机理与关断电流的温度特性进行了深入分析,基于Saber仿真平台建立了IGBT的仿真模型,通过仿真与实验验证了基于电流变化率结温预测方法的正确性与准确性,并对电流变化率的变化规律进行了分析,得出该方法具有良好的线性度与灵敏度,为采用该方法实现结温在线提取奠定了一定的理论与应用基础。 A real-time junction prediction method with the change rate of current against the key part of power electric equipment(IGBT)was proposed.Aiming at the problem of IGBT on-line junction temperature extraction,the temperature characteristics of turn-off mechanism and process of IGBT were analyzed in depth.The simulation model of IGBT was established based on the simulation platform of Saber.The correctness and accuracy of the junction temperature prediction method with change rate of current were validated.And through the analysis of change rate of current,the conclusion was deduced that the change rate of current has the excellent linearity and sensitivity,which prepares a degree of theoretical and applicable ground for realizing the on-line junction temperature extraction.
