摘要
伴随着电子工业的发展,越来越多的元器件被封装在电子产品中,给热管理带来了很大挑战。树脂基热界面材料作为一种散热材料,在散热器件中起到热传导作用,以保障电子器件运行的稳定性和可靠性。煤基石墨烯具有价格低廉、热导率极高的优点,已成为用于强化树脂基热界面材料导热性能的研究热点。本文介绍了树脂基体和煤基石墨烯类填料的选择和应用,归纳了树脂基热界面材料的制备方法,并结合研究现状,阐述了煤基石墨烯改性树脂热界面材料的发展趋势。
With the development of the electronics industry,more and more components are being packed in the electronic device,which has led to challenges in thermal management.Resin matrix thermal interface material,as a kind of heat dispersing materials,plays a role of conducting heat between the surfaces of heat sources and heat sinks and guaranteeing the stability and reliability of electronic devices during operation.Because of its ultrahigh thermal conductivity,graphene has become a new research hotspot for reinforcing heat-conducting property of resin matrix thermal interface materials.The category of resin matrix and graphene filler were introduced.Preparation methods of grapheme resin matrix thermal interface materials were generalized.Based on the status and development,the perspective of graphene/resin matrix thermal interface materials is discussed.
