基于磷烯的三端弹道结

摘要 为了研究以磷烯为材料的T型三端弹道结的电学输运特性,利用kwant软件模拟计算右端边缘分别为锯齿形和扶手椅形三端弹道结的输出电压及热流.结果表明:在三端弹道结的对称端与非对称端施加推拉式电压时,输出端电压随输入电压呈非线性变化,展现出逻辑门和整流器的特性;在固定一个输入端电压后,输出电压则表现出二极管和限压器的特征.如此多的电学元件功能在T型磷烯三端弹道结上集中实现,能为二维材料体系提供更多有趣的信息. It was studied the electrical transport properties of T-type three-terminal ballistic junctions (TBJ) made of phosphorene. The kwant software was used to simulate the output voltage and heat flow of TBJs, whose right branches had either zigzag or armchair edges. The results showed that when a push-pull voltage was input between the symmetrical and the asymmetrical branch of TBJ, the output voltage varied nonlinearly with the input voltage, exhibited the characteristics of the logic gate and the rectifier. When one input voltage was fixed, the output voltage curve showed the characteristics of the diode and voltage limiter. It was concluded that the integration of many electrical component functions on the phosphorene TBJs could provide more interesting information on two-dimensional materials.
