核电厂DCS安全级设备中板卡无铅焊接可靠性研究

摘要 据了解目前国内核电厂数字化仪控设备中板卡的焊接多为有铅工艺,受到RoHS环保要求影响,大量的工业级电子元器件焊接端已无铅化,导致板卡的焊接使用有铅焊料焊接无铅元器件。因为两种合金材质的不同,所以工艺参数的范围不同。为了平衡这些差异使得工艺窗口变窄、工艺参数控制难度提高,使用无铅焊料焊接无铅元器件,提高焊料合金匹配度,拓宽工艺窗口,保证工艺稳定性是当前产品生产制造方面较为重要的需求。为了研究无铅焊接焊点的可靠性,通过对无铅焊接焊点质量、可靠性维度进行试验,依据试验数据评价无铅焊接焊点的可靠性,总结试验过程,形成一套无铅焊接焊点可靠性的验证方法。 The Pb soldering process were used to I&C equipment manufacturing technology of Nuclear power plant, but many of technical grade components were changed to Pb-free process, depends on the requirements of ROHS. Because of the two alloys are differences, so that process narrows and technological parameter will be control hardly. Therefore, it is very important that the soldering process is changed to Pb-free, the solder alloy is the same. For research on soldering lead-free reliability, this paper conducts experiments on the solder joint quality and reliability. According to the experimental result, this paper formulated a practicable method on solder joint reliability evaluation.
