太阳电池低应力电极设计

摘要 超薄太阳电池蒸镀背电极后因应力不均有可能出现翘曲问题,为解决这个问题,设计了两种低应力电极,分别为网状背电极和局部加厚背电极。采用电子束蒸发金属电极方法,在厚度为50μm,高效GaInP/GaAs/Ge正向晶格匹配三结砷化镓太阳电池上制备了网状低应力电极和局部加厚背电极。该电池面积为12.25cm^2,光电转换效率为29.52%(AM0,25℃),无明显翘曲。 In order to solve the problem of warp after evaporation of back electrode of ultra-thin solar cells, we design two kinds of low stress electrode, which are net back electrode and local thickening of back electrode. The net low stress electrode is prepared by electron beam evaporation method, and the net low stress electrode is applied to a high-efficiency lattice match GaInP/GaAs/Ge solar cell with a thickness of 50 μm. The area of the solar cell is 12.25 cm^2, the efficiency is 29.5%(AM0, 25 ℃), and has no obvious warping.
