High Voltage Solid State Switch With Wide Duty Ratio and Its Driving Device

摘要 针对集成化宽占空比的快速高压固态开关的关键问题,设计了一种宽占空比高压固态开关方案。详细分析了该方案的系统框图及电路,采用一根高压电缆同步传输金属-氧化物半导体场效应晶体管(MOSFET)级联时驱动所需的信号和功率,完全避免了大量功率半导体器件串联时驱动在高压环境中的供电问题,使得高压固态开关的结构十分简单,可靠性髙。采用脉冲沿信号调制技术产生纳秒级的窄脉冲来驱动串联的开关管,使驱动信号的脉宽不受限,占空比可达99.9%,高压开关的导通和关断速度提高至纳秒级。最后在一台25kV的直流源上进行相关实验,实验结果表明所设计的宽占空比快速高压固态开关装置方案的正确和可行。 Key issues of fast high-voltage solid-state switch with wide duty cycle, a highly integrated wide duty cycle fast high voltage solid state switch scheme is designed.The system structure diagram and circuit diagram of each module are analyzed in detail.A high voltage cable synchronous transmission signal and power for the drive of switch in series metal-oxide-semiconductor field-effect transistor ( MOSFET) is adopted , the power supply problem of the power semiconductor devices connected in series in high voltage environment completely is avoided.Making the high-voltage solid-state switch structure very simple.Pulse edge signal modulation technology is used to generate nanosecond narrow pulse to drive the series connected switch, so that the pulse width of the drive signal is not limited, the duty cycle can reach at 99.9 %, the turn-on and turn-off speeds of the high voltage switch are increased to the nanosecond level. Finally, a related experiment is carried out on a 25 kV direct current source, the experimental results show that the designed wide duty cycle fast high voltage solid state switch device is correct and feasible.
