摘要 导电浆料是高技术电子功能材料,主要由导电相、黏结相和液体载体3部分组成。通过综述导电相Au,Ag,Cu,碳系等浆料,玻璃黏结相和液体载体的研究概况,指出导电浆料未来的发展趋势。认为:Au,Ag虽然是目前发展最为成熟的导电相,但其价格昂贵;贱金属Cu具有价格低廉、优良的耐迁移性以及与银相近的电阻率等优点;碳系浆料机械强度大,导电导热性好;贱金属导电相与碳系导电相通过一定的处理后,将有可能取代Au,Ag作为导电相的趋势。传统玻璃型黏结相和有机载体的含量、形状、粒度、表面性质、添加剂等因素均对浆料的性能产生协同作用和影响。低熔点金属黏结相和水基载体不仅提高了浆料的导电性而且环保无污染。因此,发展高性能贱金属导电相、复合导电相、低熔点金属黏结相、环保水基载体或将成为未来导电浆料的主流。 The conductive paste is a high-tech electronic functional material mainly composed of a conductive phase,a binder phase and a liquid vehicle. The research progress of conductive phase Au,Ag,Cu,glass binder and liquid vehicles is introduced,and the future development trend of conductive paste is prospected. It is considered that although Au,Ag is the most mature conductive phase at present,it is expensive;base metal Cu has the advantages of low price,excellent migration resistance and similar resistivity to silver;carbon slurry has high mechanical strength and good conductivity and thermal conductivity. As the conductive phase,it is the trend that Au,Ag will be replaced by modified Cu and carbon slurry. The content,shape,particle size,surface properties,additives of the traditional glass-type binder phase and organic vehicle all have synergistic effects and influence on the performance of the paste. The low-melting metal binder phase and the water-based vehicle not only improve the conductivity of the paste but also cause no environmental pollution. Therefore,the high-performance base metal conductive phase,composite conductive phase,low-melting metal bonded phase and environment-friendly water-based vehicles will become the mainstream of future conductive paste development.
