集成电路冲流道机模具主要用在集成电路产品封装成型后去除产品上的浇口及黏附在引线框架上的流道,为后续产品电镀及切筋成型做好预备工作的一种专用模具。文中介绍了该类模具的结构特点及设计关键,从而满足目前国内高密度集成电路产品封装的生产需求。

The punching mold for integrated circuit runner is mainly used to remove the gate on the product and the runner adhered to the lead frame after the integrated circuit product is packaged,which is a special preparation for the subsequent product plating and rib forming.This paper introduces the structural characteristics and design key of this type of mold,so as to meet the production requirements of domestic high-density integrated circuit product packaging.
