Cold deformation and heat treatment of Ag-0.8Au-0.3Pd-0.03Ru bonding alloy wire

摘要 研究Ag-0.8Au-0.3Pd-0.03Ru键合合金线冷变形过程中微观组织形貌的变化规律,分析退火温度的不同对Ag-0.8Au-0.3Pd-0.03Ru键合合金线伸长率、拉断力和电阻的影响。研究结果表明,Ag-0.8Au-0.3Pd-0.03Ru键合合金线经过冷变形后,晶粒被拉长拉细成纤维组织,且滑移和孪生是主要的冷变形形式;随着退火温度的升高, 0.25 mm的Ag-0.8Au-0.3Pd-0.03Ru键合合金线伸长率增加,拉断力下降,电阻值降低;退火温度在500℃时,Ag-0.8Au-0.3Pd-0.03 Ru键合合金线具有优良的综合性能,其伸长率为29%,拉断力为9.32 N,电阻为0.371Ω,且在500℃时合金线出现退火孪晶结构。 Microstructure evolution of Ag-0.8Au-0.3Pd-0.03Ru bonding alloy wire during cold deformation was studied,and effects of annealing temperature on elongation,breaking load and electric resistance of the Ag-0.8Au-0.3Pd-0.03Ru bonding alloy were compared.The results show that the grains are elongated into fiber structure after cold deformation,and slipping and twinning are the main cold deformation forms.With the increases of annealing temperature,the elongation of 0.25 mm Ag-0.8Au-0.3Pd-0.03Ru bonding alloy wire increases,while the breaking load and the electric resistance decrease.When the annealing temperature is 500℃,the Ag-0.8Au-0.3Pd-0.03Ru bonding alloy wire has excellent comprehensive performance,the elongation is 29%,the breaking load is 9.32 N,and the resistance is 0.371Ω,and annealing twin structure appears at 500℃.
