摘要
设计实现了一种适用于宇航环境的IO端口。该IO端口电路在传统IO结构的基础上增加了栅控二极管、clamp、BUS等特殊结构,同时对输出驱动结构进行了改进设计,使得端口既能实现正常的数据输入输出功能,又能在满足冷备份功能的同时具备一定的ESD能力。采用抗辐照加固的SOI流片工艺使得该IO端口具备一定的抗辐照特性,稳态总剂量达到100 krad(Si)。经流片测试验证,该IO端口具备适用于宇航环境的特性,驱动能力及ESD指标均达到设计预期。研究结果对宇航电路的端口设计具有一定的指导意义。
IO port is designed and implemented for aerospace environment.On the basis of the traditional IO structure,the IO is equipped with grid-controlled two-stage tube,clamp,BUS and other special structures.At the same time,the output drive structure is improved,so that the port can not only achieve normal data transmission function,but also meet the cold backup function,and it has certain ESD capability.The IO port has a certain anti-radiation property by using radiation hardened SOI circuit technology,and the total steady-state dose reached 100 krad(Si),which is proved to be suitable for space environment by the tape-out test,and the driving ability and ESD index all meet the design expectation.This paper has certain guiding significance to the port design of aerospace circuit.
