摘要
采用并五苯(Pentacene)和N,N′-二正辛烷基-3,4,9,10-苝四甲酰二亚胺(PTCDI-C8)两种不同导电类型的有机半导体作为有源层构成平面异质结,以及酞菁锡(Phthalocyanatotin(Ⅱ),SnPc)作为光吸收层,制备了双极型有机光敏场效应晶体管.器件在200 nm^900 nm的宽光谱范围具有较强且均匀的吸收.在黑暗下器件表现出了良好的平衡双极型电荷传输,n沟道模式和p沟道模式具有相近的源漏电流、载流子迁移率和阈值电压.在波长为532 nm,最大光功率为4.39 mW/cm^2的激光照射下,两种沟道模式分别具有0.81 A/W和4.13 A/W的光响应度.
An Ambipolar organic phototransistor was prepared by using different types of organic semiconductors—Pentacene and PTCDI-C8 as active layers to form planar heterojunctions and SnPc as light an absorption layer.The device shows a property of strong and uniform absorption over a wide spectral range of 200~900 nm.It exhibits a well-balanced ambipolar charge transport in the dark,and the n-channel mode and the p-channel mode both have a similar scale of the source-drain current,the carrier mobility and the threshold voltage.At a wavelength of 532 nm and the maximum optical power of 4.39 mW/cm^2,the two channel modes have photoresponsivity of 0.81 A/W and 4.13 A/W,respectively.
