摘要 为了解决激光干扰电荷耦合光电探测器时饱和面积与激光功率关系曲线不符合传统“水桶”模型预测规律的问题,利用激光干扰电荷耦合光电探测器饱和面积随激光功率增加的非线性模型,提出非线性主要产生于两方面:由光注入产生的光生载流子由于电子空穴对的复合导致载流子浓度呈非线性增长;电荷耦合光电探测器的沟道结构导致一些高于势阱存储容量的电子未被势阱吸收而被泄露,从而造成干扰的非线性。取得了连续激光辐照电荷耦合器件干扰实验数据,并利用非线性模型对实验数据进行了拟合。结果表明,473nm,532nm,632.8nm和1064nm激光干扰电荷耦合器件实验数据与拟合数据平均相对误差分别为7%,5%,5%和7%,说明了所提出的非线性模型在描述激光辐照电荷耦合器件干扰规律时是有效的。该研究有助于为激光干扰电荷耦合器件实验提供理论指导和预测。 In order to solve the problem of inconformity between rule of laser interfering charge coupled device and traditional“bucket”model,a kind of non-linear model about relationship curve between saturation area and laser power was proposed.It is explained for the non-linear characteristics of saturation pixels on laser interference to charge coupled device(CCD).On one hand,the photocarriers produced by light injection in the detector increase nonlinearly due to the recombination of electron hole pairs.On the other hand,the channel structure of CCD causes some electrons higher than the storage capacity of the potential well to be expelled before diffusion,which reduces the growth rate of the number of saturated pixels,and then causes the nonlinear interference.The interference effect experiment of silicon-based CCD detector irradiated by continuous laser was operated,and the fitting was carried out with the proposed nonlinear model.The results display that mean relative errors between experimental data and fitted data for laser with wavelengths of 473nm,532nm,632.8nm,and 1064nm are 7%,5%,5%,and 7%,respectively,which proves the effectiveness of the nonlinear model.The researched results will give a hand to perform experiment of laser interfering CCD.
