收发系统中Si功率器件的替代设计

摘要 本文主要介绍一种相控阵雷达中收发系统的功率器件替代设计,设计中采用GaN功率器件替代收发系统中Si功率器件。收发系统包含近百个T/R组件,T/R组件的的功率、相位一致性直接影响雷达的性能指标。本文通过对相关元器件指标的验证试验,解决了T/R组件完全替代应用及混合装配使用中的功率、相位一致性匹配问题,实现了收发系统功率器件更新换代过程中的替代设计,同时提升了收发系统部分性能指标。 An alternative design of power devices fungible of transceiver system in phased array radar was introduced in this paper,in which the GaN power devices were used to replace Si power devices in transceiver system.The transceiver system contained nearly 100 T/R modules,and the performance of radar was directly affected by the power and phase consistency of T/R modules.Through the experimental verification on related devices,this paper solved the problem of power and phase consistency matching in the application of complete substitution of T/R devices and mixed assembly,realized the alternative design in the process of power devices replacement of transceiver system,and improved some performance specifications of transceiver system at the same time.
