功率器件内键合线的宽频特性及传输特性分析 被引量:1

摘要 功率器件工作在开关状态时,电压和电流信号具有较宽的频谱,不同频段的键合线寄生参数会相应发生变化,进而影响其传输特性。为量化键合线的寄生参数对实际信号传输的影响,研究键合线高频工作状态下集肤效应对其内部电流分布的影响,通过有限元仿真提取参数,精准描述阻抗变化。实验测量不同类型键合线的电气特性,研究其传输参数的变化规律,分析寄生参数对于传输特性的影响机理。 The voltage and current signals have a wide spectrum when the power device operates in the switching state.This will cause the parasitic parameters of the bonding wire in different frequency bands to change accordingly,which will effect its transmission characteristics.In order to quantify the influence of parasitic parameters of the bonding line on actual signal transmission,the effects of skin effect on the internal current distribution of the bonding line under high-frequency working conditions are studied.The parameters are extracted by finite element simulation to accurately describe the impedance variation.The electrical characteristics of different types of bonding lines are measured experimentally,the changes of transmission parameters are studied,and the influence mechanism of parasitic parameters on transmission characteristics is analyzed.
