摘要 楔形焊接具有焊接密度高、焊点尺寸小的特点,适用于金丝深腔焊接,其高频段寄生效应相对较小,广泛应用于微组装领域。目前,锲形劈刀全部依赖进口,随时面临断供的风险,国产化研发需求迫切。结合国内劈刀研发现状,同步开展国产化楔形劈刀的考核验证工作,研究其考核验证方法,使国产楔形劈刀快速应用在微组装工艺领域中。 Wedge bonding has the characteristics of high bonding density,small solder joint size,it is suitable for gold wire deep cavity bonding,and its high-frequency parasitic effect is relatively small,wedge bonding is widely used in the field of micro assembly.However,bonding wedges are all dependent on imports,which is risky and requires domestic research and development.According to the research and development of domestic wedges,the assessment and verification of domestic wedges are carried out simultaneously,the application verification methods is researched,so as to quickly apply domestic bonding wedges in the field of micro assembly technology.
