摘要 基于紫外LED应用的广泛性和重要性,对紫外LED光色电特性进行研究。采用几种近紫外波长的LED,测量其在不同正向电流I_(F)驱动下的光通量、电功率、发光效率和发射光谱等参数的变化。研究表明,光通量与电功率随电流I_(F)的增大呈亚线性增长的趋势,而发光效率则呈现下降趋势。当正向电流从150 mA增大到650 mA时,发射光谱随电流I_(F)的增加发生了红移,红移现象可能与AlGaN的极化效应以及电子-空穴对辐射复合有关。 Based on the universality and importance of the application of UV LED,the research on the photochromic and electrical characteristics of UV LED is carried out.Several near UV wavelength LEDs were used to measure the changes of luminous flux,electric power,luminous efficiency and emission spectrum driven by different forward currents I_(F).The results show that the luminous flux and electric power increase linearly with the increase of current I_(F),while the luminous efficiency decreases.When the forward current increases from 150 mA to 650 mA,the emission spectrum has a red shift with the increase of the current I_(F).The red shift phenomenon may be related to the polarization effect of AlGaN and the electron hole pair radiation recombination.
