摘要 通过三相桥式逆变器为驱动电路,计算IGBT和续流二极管(FWD)开关与导通时的功率损耗,并基于Matlab/Simulink搭建IGBT的结温计算的闭环模型。由于不能直接在IGBT芯片处采集温度,所以通过试验,在IGBT的基板处埋上温度电阻,并通过温度采集器采样记录温度T。通过比较采样的基板温度T和仿真的T温度,间接验证模型估算的准确性。实验结果表明:IGBT的基板温度与实际温度近似相等,从而推出T的温度近似等于实际结温。 The power loss of IGBT and FWD switch and conduction calculated by taking three-phase bridge inverter. The closed-loop model of IGBT junction temperature calculation is built based on Matlab/Simulink. The temperature of the IGBT chip cannot collect directly,so that the temperature resistance is buried at the substrate of IGBT through the test,and the temperature Tis recorded by the temperature collector. By comparing the substrate temperature Tand simulation Ttemperature,the model estimation accurately is indirectly verified. The experimental results show that the substrate temperature of IGBT is approximately equal to the actual temperature,so the Tjtemperature is approximately equal to the actual junction temperature,which is in line with the expectation.
