摘要
Wettable-Flanks结构是一种替代传统QFN/DFN类封装形式的新结构工艺,其工艺产品本身具有一定性能优势,并且随着其技术应用的拓展,传统封装产品结构变得多样化。本文针对Wettable-Flanks产品的结构设计以及工艺设计发展方向进行了研究,分析了Wettable-Flanks产品的性能优势。
Wettable-Flanks structure is a new technology to replace the traditional QFN/DFN process,it has certain performance advantages then traditional QFN/DFN product,and depend on the continuous extension of technology development,QFN/DFN product structure has become diverse.This paper researched the Wettable-Flanks product structure design and process design development direction,analyzes the performance advantages of Wettable-Flanks products.
