摘要
文章介绍了一种基于GaN功率芯片(MMIC)的Ka波段100W连续波固态功放模块的工程实现。主要特点是突破常规模块化设计方法,采用一体化设计思路,在一个模块内设计多种形式的功分/合成网络,依托精密机械加工技术,在Ka波段实现了高效功率合成。模块的实测结果表明,在Ka波段17%的相对带宽内,合成效率大于90%,连续波输出功率大于115W,功率附加效率大于20%,功率增益大于50dB。
A 100W Ka-band CW solid-state power amplifier based on GaN MMICs is proposed in this paper.The power amplifier features integrated design instead of conventional modular design.Under the guidance of integrated design,various forms of power distribution&synthesis networks are integrated in one module.Based on precision machining,high-efficiency power synthesis is realized in Ka band.The measured results show that within 17%relative bandwidth in Ka band,the synthesis efficiency is over 90%,a minimum CW output power of 115W is observed,the power added efficiency is more than 20%,and the power gain is greater than 50dB.
