溶液法制备蒽醌类衍生物介电层及其在有机场效应晶体管中的应用

摘要 如何获得高性能、稳定传输的n型半导体材料是柔性电子器件领域研究的重点。本研究设计合成了两种13,13,14,14-四氰基-5,11-二噻吩并蒽醌二甲烷衍生物(M-C0和M-C10)。根据电化学表征计算得到M-C0和M-C10的LUMO能级分别为–4.01eV和–3.95eV,HOMO能级分别为–6.62eV和–6.45eV。较低的HOMO能级(<-5.4eV)保证该类化合物具有良好的空气稳定性。其中,M-C10引入癸烷基取代基,材料具有很好的溶解性,溶液法涂布制备有机场效应晶体管的介电层,可替代完美修饰的十八烷基三氯硅烷(OTS)介电层,使以酞菁铜为有机半导体层的场效应晶体管的性能提高近两个数量级,空穴迁移率达到2.4×10^(-2)cm^(2)V^(-1)s^(-1),且在制备工艺方面,溶液涂布操作简单,易重复,适用于大面积柔性器件。 How to obtain high-performance and stable transmission n-type semiconductor materials is the focus of the field of flexible electronic devices.In this study,two 13,13,14,14-tetracyano-5,ll-dithiopheno anthraquinone dimethane derivatives(M-C0 and M-C10)were designed and synthesized.According to the electrochemical characterization,the LUMO energy levels of M-C0 and M-C10 were–4.01eV and–3.95eV respectively,and the HOMO energy levels were–6.62eV and–6.45eV respectively.The lower HOMO energy level(<-5.4eV)ensured that these compounds had good air stability.M-C10 introduced decyl substituent and had good solubility.The dielectric layer with field effect transistor was coated by solution method,which can replace the perfectly modified octadecyl trichlorosilane(OTS)dielectric layer.The performance of field effect transistor with copper phthalocyanine as organic semiconductor layer was improved by nearly two orders of magnitude,and the hole mobility reached 2.4×10^(-2)cm^(2)V^(-1)s^(-1).In the preparation process,the solution coating operation is simple and easy to repeat,which is suitable for large-area flexible devices.
