摘要
探讨了铜线键合器件在汽车电子认证中的可靠性要求。铜线键合器件在电子封装域已得到一定的推广及应用,然而,相比金线键合,由于铜线特殊的材料属性和键合工艺,其可靠应用面临一定的挑战。为了确保汽车电子系统的高可靠性和稳定性,汽车电子委员会制定了一系列标准和认证要求,其中针对铜线键合器件于2016年发布了AEC-Q006标准。对AEC-Q006标准进行了解读,重点探讨了铜线器件在汽车电子认证中的可靠性要求,并对可靠性试验中的主要失效机制进行分析,以帮助厂商和工程师在设计、制造和检测认证铜线键合器件的过程中能够确保器件满足标准的要求。
The reliability requirements of copper wire bonding devices in automotive electronics certification are discussed.Copper wire bonding devices have been widely used in the field of electronic packaging.However,compared with gold wire bonding,the reliabile application of copper wire faces certain challenges due to its unique material properties and bonding process.In order to ensure the high reliability and long-term stability of automotive electronic systems,the Automotive Electronics Council has established a series of standards and certification requirements.Among them,the AEC-Q006 standard was released in 2016 specifically for copper wire bonding devices.The AEC-Q006 standard is interpreted,the reliability requirements of copper wire devices in automotive electronic certification are discussed,and.It has analyzed the main failure mechanisms in reliability testing is analyzed so as to help manufacturers and engineers ensure that devices meet the requirements of the standard during design,manufacture and inspection of the copper wire bonding devices.
