基于FloEFD的集成模块散热优化设计

摘要 运用热分析软件FloEFD对某集成模块进行了散热设计。通过仿真计算,得到不同散热齿布局与不同散热齿结构参数组合时,热源温度响应。优化散热齿结构参数组合得到仿真最优解,结果表明:在开放隔离式集成模块中,齿片沿组件长边布置时散热效果更佳,齿片垂直组件长边布置时散热效果不佳;散热齿结构参数对散热影响较大,在允许范围内,随着齿高的增加,散热效果更好;齿厚与齿间距对散热的影响是关联的,对于1~2 mm厚的冷板齿片,最优的齿片间距在4 mm;对于2.5~4 mm厚的冷板齿片,最优的齿片间距在5 mm左右。 Heat dissipation analysis of integrated module is carried out using electronic equipment thermal analysis software FloEFD.The integration module adopts an open isolated structure.Through the simulation calculation of the component integration module,the temperature of the heat source corresponding to the different layout and the structural parameters of the heat dissipation teeth are obtained.Through the numerical results of the optimization model,the following conclusions are obtained:The heat dissipation effect of the air inlet along the direction of the module is better,and that of air inlet perpendicular to the component is poor.Within the allowable range,with the increase of tooth height,the dissipation effect is better.The influence of tooth thickness and spacing is related.For the 1~2 mm thick plate fins,the optimal fin spacing is about 4 mm.For the 2.5~4 mm thick plate fins,the optimal fin spacing is about 5 mm.
