基于超声波焊接的IGBT功率模块PIN针焊接工艺研究

摘要 在功率模块中,PIN针的连接强度对IGBT的性能和使用寿命产生了直接影响。使用超声波焊接工艺代替传统的钎焊工艺,具有较高的精度和较好的焊接强度。基于此,对焊接工艺参数进行实验,研究PIN针超声焊接的焊接强度随焊接压力的变化规律。通过对超声波焊接工艺的进一步研究,有望为工业界提供更加优良的焊接方案。 In the power module,the connection strength of PIN pin has a direct impact on the performance and service life of IGBT.In this paper,the ultrasonic welding process is proposed to replace the traditional brazing process,which has high precision and good welding strength.In this paper,the welding process parameters were tested to study the variation of the welding strength of PIN needle ultrasonic welding with welding pressure.Through further research on the ultrasonic welding process,it is expected to provide a better welding scheme for the industry.
