摘要
含有半导体器件的谐波射频标签是谐波雷达系统的重要组成部分.高效、小型化的标签有利于增大谐波雷达工作距离,拓展谐波雷达应用场景.针对器件金属-半导体结电压不处于零偏置条件时面临的器件等效模型准确性问题,该文提出一种根据结电容随结电压变化规律改进的动态等效模型,并采用将偶极子天线与印制非线性电路组合的标签实现方法.仿真与实测分析表明,新标签在目标频段内的回波信号强度相对原标签提升了约10 dB,天线长度缩短约23%,实现了高效小型化的设计目标.可见,动态等效模型为谐波雷达标签器件选型与设计优化提供了准确指导.
The harmonic RF tag with semiconductor devices is an important part of harmonic radar system.Efficient and miniaturized tags are conducive to increasing the working distance of harmonic radar and expanding the application scenarios of harmonic radar.To solve the problem of the accuracy of the device equivalent model when the device metal-semiconductor junction voltage is not at zero bias,this paper proposes an improved dynamic equivalent model based on the change rule of the junction capacitance with the junction voltage,and uses the tag implementation method of combining the dipole antenna with the printed nonlinear circuit.Simulation and measurement analysis show that the echo signal strength of the new tag in the target frequency band has increased by about 10 dB compared to the original tag,and the antenna length has been shortened by about 23%,achieving the design goal of efficient miniaturization.It can be seen that the dynamic equivalent model provides accurate guidance for the selection and design optimization of harmonic radar tag devices.
